금년초에 소개드린 STREEM InGaN의 업데이트 내용 소개드립니다.
업데이트된 내용은 첨부된 파일의 P19~ 에 있습니다.
InGaN/GaN MQW의 GaN barrier층에 AlGaN barrier의 두께(0~10.6nm)의 변화에 따라 Threading Dislocation Density가 소멸되고 PL intensity가 높아짐을 확인 하실 수 있습니다.
STREEM-InGaN New version:
- dislocation density does not decrease (no dislocation annihilation)
=>- annihilation of dislocations is considered
- AlGaN layers can not be included into the active region
=>- AlInGaN layers can now be considered in the active region
