Throughout the SumuLED package the active region thickness means only thickness of the low-bandgap layers, i.e. QWs.
In RATRO, it is the thickness of the low-badgap layers capable on interband (!) absorption at the emission wavelength, which is much more intensive than other mechanisms. See high 1e4 cm^-1 default value for the absorption coefficient.
In SpeCLED, it is the total thickness of the region where the recombination is concentrated. If I am sure that the recombination mainly occurs in two or even one QW, I can specify 6 nm or even 3 nm thickness of the active region.
RATRO: 15 nm
SpeCLED: 3-15 nm depending on the assumption on the distribution of the recombination among QWs
